Simulation of AlN heterostructure photodetector by using Silvaco TCAD software

Abstract : In this work, AlN heterostructure photodetector was developed on the sapphire substrate by Silvaco TCAD software. The different operating temperatures were varied, starting from 400ºC to 800ºC. The current-to-voltage (I-V) characteristics under the dark conditions were investigated at different operating temperatures. Different metal contacts such as platinum (Pt), palladium (Pd), gold (Au) and silver (Ag) were applied to the AlN heterostructure photodetector. The fabricated photodetectors demonstrated the lowest dark current when the metal contact used was platinum (Pt). It can be found that when the temperature increases, the dark current was also increased for all metal contacts. Ag contact showed the highest luminous current drop compared to other metal contacts.
